The initial 6H–SiC(0001) surface in Fig.1a,obtained after hydrogen etching,is characterized by wide,highly uniform,atomically flat terraces.


The step direction and terrace width (of the order of 300–700nm) are determined by the incidental misorientation of the substrate surface with respect to the crystallographic (0001) plane.
