We observed broad PL bands in perovskite oxide semiconductors
of LiTaO3, LiNbO3, KTaO3, SrTiO3, and BaTiO3. Undoped
KTaO3, SrTiO3, and BaTiO3 crystals show no room temperature
PL, but a broad PL band appears in the Arþ-irradiated crystals.
At low temperatures, a broad PL band is observed in all samples.
In addition, we observed two sharp band-edge PL peaks in Arþ-
irradiated SrTiO3, corresponding to the band-to-band PL due to
radiative bimolecular recombination of free electrons and holes.
We pointed out that such unique PL properties are related to the
fact that SrTiO3 shows significantly high carrier mobility compared
to other oxide semiconductors.
